Dry Etching

Brief description

We have a small suite of dry etch tools for both reactive ion etching (RIE) and inductively coupled plasma (ICP) etching. These tools have a range of process gases, with dedicated tools for Chlorine-based etching of III-V semiconductors and Fluorine-based etching of dielectrics.

Applications and uses

Etching is a key fabrication process for pattern transfer after lithography. Dry etching allows control of the etch profile from anisotropic to isotropic and in-situ etch rate monitoring for depth control.

Components and further details

We have a suite of reactive ion etch (RIE) and inductively coupled plasma (ICP) etch tools with dedicated capabilities for etching compound semiconductor materials, silicon and dielectric-based materials.
